Silicon Heterojunction Solar Cells on N- and P-type Wafers

چکیده
A systematic comparison of frontand rear-emitter silicon heterojunction solar cells produced on nand p-type wafers was performed, in order to investigate their potential and limitations for high efficiencies. Cells on p-type wafers suffer from reduced minority carrier lifetime in the low-carrier-injection range, mainly due to the asymmetry in interface defect capture cross sections. This leads to slightly lower fill factors than for n-type cells. However, these losses can be minimized by using high-quality passivation layers. High Vocs were obtained on both types of FZ wafers: up to 735 mV on nand 726 mV on p-type. The best Voc measured on CZ p-type wafers was only 692 mV, whereas it reached 732 mV on CZ n-type. The highest aperture-area certified efficiencies obtained on 4 cm cells were 22.14% (Voc=727 mV, FF=78.4%) and 21.38% (Voc=722 mV, FF=77.1%) on nand p-type FZ wafers, respectively, demonstrating that heterojunction schemes can perform almost as well on high-quality p-type as on ntype wafers. To our knowledge, this is the highest efficiency for a full silicon heterojunction solar cell on a p-type wafer, and the highest Voc on any p-type crystalline silicon device with reasonable FF.

Efficiency Improvement of HIT Solar Cells on p-Type Si Wafers
Single crystal silicon solar cells are still predominant in the market due to the abundance of silicon on earth and their acceptable efficiency. Different solar-cell structures of single crystalline Si have been investigated to boost efficiency; the heterojunction with intrinsic thin layer (HIT) structure is currently the leading technology. The record efficiency values of state-of-the art HIT ...

In this work, we investigate heterojunction emitters deposited by Hot-Wire CVD on p-type crystalline silicon. The emitter structure consists of an n-doped film (20 nm) combined with a very thin intrinsic hydrogenated amorphous silicon buffer layer (5 nm). The microstructure of these films has been studied by Spectroscopic Ellipsometry in the UV-visible range. These measurements reveal that the ...

Multiwall carbon nanotubes (MWCNTs) are grown via chemical vapour deposition method directly on a stainless steel substrate. Raman spectroscopy and transmission electron microscopy are the techniques chosen to characterize the structure of the synthesized carbon nanotubes: few structural defects are detected. After their removal from the stainless steel substrate, the as-grown MWCNTs are then a...
متن کاملThe emergence of n-type silicon for solar cell manufacture
The great majority of solar cells manufactured today are based on p-type silicon wafers. However, the most efficient modules are made with n-type silicon wafers. This is primarily due to the much greater tolerance of n-type silicon to the dominant defects in p-type material. In this paper we discuss some of the potential advantages and disadvantages of using por n-type silicon for industrial so...
